摘要1：As electronic devices become increasingly compact and powerful, ensuring the reliability of materials used in electronic packaging has become a critical concern. Failures such as electromigration, thermal fatigue, and interfacial delamination can compromise device performance and longevity. This talk presents recent research developments focused on enhancing the reliability of packaging materials, including high-temperature die-attach nanomaterials, carbon-based conductive fillers, and hybrid nanocomposites. In addition, wafer-level reliability challenges are addressed through the integration of high-k gate dielectric materials, which offer improved leakage control and breakdown strength in miniaturized devices. Case studies on thermal performance, dielectric stability, and electromigration resistance will be discussed, supported by experimental characterization and modelling. The presentation highlights future directions in materials engineering for sustainable, reliable, and high-performance electronic packaging in applications ranging from automotive to high-performance computing.

Prof. Ir. Dr. WONG Yew Hoong is a Full Professor at the Department of Mechanical Engineering, Faculty of Engineering, Universiti Malaya, and Head of the Centre of Excellence for Future Sustainable Energy.

On professional qualifications, he is a Professional Engineer (PEng) in Material Engineering discipline registered with the Board of Engineers Malaysia (BEM), Chartered Engineer (CEng) registered with the Engineering Council UK, Fellow of the Institution of Mechanical Engineers (FIMechE) UK, Fellow of the Institution of Engineers Malaysia (FIEM), Senior Member of the Institute of Electrical and Electronic Engineers (SMIEEE) USA, Member of Young Scientists Network – Academy of Sciences Malaysia (YSN-ASM), and Project Management Professional (PMP®) registered with the Project Management Institute (PMI), USA.
